A further note: without getting too theological, these don't have to be "real" entities, which actually exist in their SF universe; conversely, if they do have some physical reality, they don't have to be genuinely supernatural, as long as some people treat them as such. Which is not to say an entity can't be both real and supernatural. As long as they have worshippers/followers, they qualify for the list …

Goa'uld System Lords and Bajoran Prophets would both count, yes! Three more to go (and that's Stargate and Star Trek used up - so although the Klingon culture-hero Kahless, for example, would fit the criteria, it's only one entity per SF universe …).

The aliens in the Alien franchise. they were worshipped in one of the comic books (graphic novels?) cant remember by who or what planet, but people were sent into the hive as sacrifices to appease the alein "gods". Of course this was alluded to loosely in the AvP movies.

I couldn't find anything about people worshipping Aliens (which is not to say you're wrong), but after a bit of googling I did turn up a mention of ancient human worship of Predators, who used humans as sacrifices to hatch Aliens to be hunted:

OK - The Eschaton (a godlike computer entity) from Charles Stross's Singularity Sky. Even though its only public message to humanity reads:

I am the Eschaton; I am not your God.
I am descended from you, and exist in your future.
Thou shalt not violate causality within my historic light cone. Or else.

It's a while since I read it, but I seem to remember that there are still some people that can't take a hint and worship it, as well as those that are REALLY stupid and mess around with causality...

There are lots of others. The whole "primitive peoples worshipping X as a god" trope is quite common in a number of TV shows. From Doctor Who alone there's Xoanon, and the Nimon, and Aggedor, and probably a bunch of others. And religion is always a quick way of "othering" an alien species: Babylon 5 was prone to doing that (although there's a risk that this could turn into a Planet of the Hats).

And there is one significant SF universe where religion plays a prominent role: Dune. It could provide Shai-Hulud, Muad'Dib, and the God-Emperor.
